I think, personally, it makes the scene a bit more poignant to assume he was genuinely aware now of what a horrible person he was... then that he was just trying to mollify her.
Totally just fear, Warren had crossed a line of doing evil, while souled and not under the influence of anything else. He was vile to the core, but was basically a giant child, once he realised things weren't going his way he resorted to begged, he didn't mean a word of it.
He only said what he thought Willow wanted to hear in order to spare his life. He wasn't sorry for anything he did, as proven by his actions in the comics.
The guy was a mysogonistic coward to his core, I don't think he would've ever repented, not even in prison.
I thought Warren was bad news ever since 'I Was Made To Love You.' 🙁
